Anything that feeds a sub panel has to have 4 wires.

you can down size the neut one size.

My house has a 200 amp feed through panel on a pole. about a 100 foot to the house. came off that panel with 100 amps to the shop

You can downsize more than one size. Especially if you can show load calculations.

Had a guy(not on TBH) tell that I could run 3/0 triplex and put in a ground rod to the sub panel.

I plan on putting in a ground rod at the sub panel regardless, but is that something that could be done, but not advisable.

I figure to use a ground rod at the well house as well. Will meet with PEC engineer this week. Should have my exact distances then.

If it's a subpanel outside the main building, then yes you need a ground rod, 2 hots, a neutral and ground coming from the main panel.

Meter to shop I would run 2/2/4/6 AL in 1 1/4” pvc
Meter to well house I would run 8/8/10/12 CU in 3/4” pvc
Meter to house I would run 4/0, 4/0, 2/0, #4 AL 2” pvc

Individual wires, but they can be bought bundled ^^
The #2 are your hots, the #4 is your neutral, and #6 is your ground.
